Memory revolution: DRAM and NAND in one low-power chip
South Korean scientists have designed a new type of non-volatile memory with phase change, devoid of the disadvantages of previous varieties of this technology.

Developed by scientists from the Korea Advanced Institute of Science and Technology (KAIST) ) phase change memory (ROM) has an optimal combination of the qualities of RAM and flash memory. Like DRAM, it is characterized by high operating speed, and, like NAND flash, it is capable of retaining data when the power is turned off. At the same time, the new ROM is superior to its predecessors in energy efficiency and production cost.
Method Features
Traditionally, manufacturing variable phase memory has been a costly and power-consuming process. The transition of a material from a crystalline state to an amorphous one required significant heat generation, which prevented energy saving. Previous attempts to reduce energy costs have been limited to reducing the size of the device using lithographic methods, with only minor effects.
Professor Shinhyun Choi and his team have developed a way to miniaturize only the components directly involved in phase change by creating a phase-change nanowire. The new approach made it possible to reduce power consumption by 15 times compared to conventional ROM with a significant reduction in production costs.
Saved characteristics
Despite the modernization, the new memory retains many of the properties of traditional ROM: high speed, high switching ratio, minimal parameter deviations and the ability to multi-level data storage .
The results of the research by Shinhyun Choi's team were published in the April issue of the journal Nature and, according to scientists, will become the basis for the further development of electronic engineering.
